The most popular MOSFETs that are used for a wide range of reverse polarity protection-related circuits

  • IRF9530
  • IRF9540
  • Si2323 (Low Voltage Low Current Operations)
  • ILRML6401 (Low Voltage Low Current Operations)

IRF 9530 - MOSFET, P-Kanal, -100V, -12A, RDS(on) 0,3 Ohm, TO-220AB

Biggest issue is that viable p-channel MOSFETs for THT come in the TO-220 form factor, which makes them not very suitable for the specific application.

Ideally there would be a TO-92 or similar device with U_DS > 12V, U_gs > 12V (to drop the Zener), I_D > 1.5A and very low RDS_on.
